ASM Launches Flowable Carbon for Chip Patterning

ASM has launched XP8® Vertos™ Flowable Carbon, a new plasma-enhanced chemical vapor deposition material aimed at advanced chip patterning. ASM announced the technology on September 22 and calls it the market’s first PECVD flowable carbon film. The company says the process combines gap fill and planarization in one system for increasingly deep and complex 3D device structures.

According to ASM’s product documentation, the carbon material is designed to fill high-aspect-ratio features without voids or seams and then self-planarize across the wafer. ASM says initial deployment is already in high-volume manufacturing and that the process applies to both logic and memory. Euronext’s company-release feed independently records the September 22 launch.

This technical overview explains the PECVD process behind plasma-assisted thin-film deposition.

Why it matters: conventional carbon films can preserve underlying topography, forcing additional correction steps. ASM says Flowable Carbon instead fills from the bottom up and creates a flatter surface for later patterning. That could reduce process complexity, but ASM has not disclosed customer names, production volumes, or quantified yield and cost gains. The launch builds on ASM’s broader push toward angstrom-scale materials control and fits alongside the patterning challenges described in BitcoinVersus.Tech’s guides to semiconductor etching and photoresist.
